Quadrature Lange bridges are used using hybrid integrated circuits technology in ultra-wideband microwave power amplifiers based on field-effect transistors, according to a balanced circuit. The elements of quadrature bridges, as a rule, are connected by wires with a diameter of 20–40 μm, which limits the operating frequency band and significantly reduces the yield of suitable devices.
Purpose – improvement technology of ultra-wideband microwave power amplifiers based on field-effect transistors according to a balanced circuit using Lange quadrature bridges.
The technology of ultra-wideband microwave power amplifiers based on field-effect transistors has been improved according to a balanced circuit using Lange quadrature bridges. Several operations of the microwave monolithic integrated circuit technology were added to the traditional hybrid integrated circuits technology, which made it possible to expand the operating frequency band and increase the % yield of suitable devices.
This work may be useful for developers of ultra-wideband microwave power amplifiers based on field-effect transistors using Lange quadrature bridges.
