Non-resonant tunnelling in InAs/AlSb superlattices with optical cavities

Abstract:
The vertical transport in short-period InAs/AlSb superlattices was studied. The series of equidistant maxima on current-voltage cha-racteristics in the non-resonant tunnelling regime was observed. This maxima appeared due to influence of the cavity on optical tran-sitions intensity (Purcell effect).
